چکیده

We apply a quantum transport theory based on nonequilibrium Green’s functions to quantum cascade laser (QCL) structures, treating simultaneously the transmission through the injector regions and the relaxation due to scattering in the active region. The quantum kinetic equations are solved self-consistently using self-energies for interface roughness and phonon scattering processes within the self-consistent Born approximation. In this way, we obtain the current density J , and the average electronic distribution f(E) at a given energy E, as a function of applied bias. As a test case, we apply the theory to a GaAs/AlxGa1−xAs QCL structure reported in the literature. The theoretical results reproduce well reported voltage-current (V-I) measurements, and also demonstrate a population inversion at a bias that agrees well with the range of currents and fields at which lasing is observed.

Temperature Effect on THz Quantum Cascade Lasers

A simple semi-phenomenological model, which accurately predicts the dependence of thresholdcurrent for temperature of Resonant-phonon three well quantum cascade laser based on verticaltransitions is offered. We found that, the longitude optical phonon scattering of thermally excitedelectrons is the most important limiting factor for thermal performance of high frequency THz QCLs.In low frequenc...

Theoretical computation of the quantum transport of zigzag mono-layer Graphenes with various z-direction widths

The quantum transport computations have been carried on four different width of zigzag graphene using a nonequilibrium Green’s function method combined with density functional theory. The computed properties are included transmittance spectrum, electrical current and quantum conductance at the 0.3V as bias voltage.  The considered systems were composed from one-layer graphene sheets differing w...

Modulation Response and Relative Intensity Noise Spectra in Quantum Cascade Lasers

Static properties, relatively intensity noise and intensity modulation response in quantum cascade lasers (QCLs) studied theoretically in this paper. The present rate equations model consists of three equations for the electrons density in the conduction band and one equation for photons density in cavity length. Two equations were derived to calculate the noise and modulation response. Calcula...

Mid-Infrared Quantum-Dot Quantum Cascade Laser: A Theoretical Feasibility Study

In the framework of a microscopic model for intersubband gain from electrically pumped quantum-dot structures we investigate electrically pumped quantum-dots as active material for a mid-infrared quantum cascade laser. Our previous calculations have indicated that these structures could operate with reduced threshold current densities while also achieving a modal gain comparable to that of quan...
